Solubility and diffusivity of co-solvents and carbon dixoide in a photoresist polymer have been measured by the IGC and static capsule methods over ranges of temperatures and pressures. It was shown that the free volume introduced by the CO² persisted in the polymer for a significant time after removing of CO².
